Sellistes katsetes genereerib valgus mitmeid kandjaid v\u00f5i elektronaukude paare pooljuhtides. Kahjuks on meie arusaam Halli efekti alusmehhanismist v\u00f5imaldanud m\u00f5ista vaid peamisi laengukandjaid (v\u00f5i enamiku kandjaid). Teadlased ei ole suutelised eraldama m\u00f5lema kandja (peamise ja mittep\u00f5hise) parameetreid samaaegselt. Selline teave on oluline paljude valgusega seotud rakenduste jaoks, nagu p\u00e4ikesepaneelid ja muud optoelektroonilised seadmed.<\/p>\n<p><\/p>\n<p>IBM Researchi uuring ajakirjas <noindex><a rel=\"nofollow\" href=\"https:\/\/www.nature.com\/articles\/s41586-019-1632-2\">Nature<\/a><\/noindex> avab \u00fche pikaajalise Halli efekti saladuse. Korea Tehnoloogia Edendamise Instituudi (Korea Advanced Institute of Science and Technology, KAIST), Korea Keemiatehnoloogia Uuringute Instituudi (Korea Research Institute of Chemical Technology, KRICT), Duke \u00dclikooli ja IBM-i teadlased avastasid uue valemi ja tehnika, mis v\u00f5imaldab meil samaaegselt eraldada teavet nii p\u00f5hiosa kui ka mittepeamise kandja, nagu nende kontsentratsioon ja liikuvus, samuti saada lisainformatsiooni kandja eluiga, difusioonipikkuse ja rekombineerimisprotsessi kohta.<\/p>\n<p><\/p>\n<p>T\u00e4psemalt, foto-Halli eksperimendis aitavad m\u00f5lemad kandjad kaasa muutustele juhtivuses (\u03c3) ja Halli koefitsientis (H, mis on proportsionaalne Halli pingega magnetv\u00e4ljas). Peamine arusaam tuleb juhtivuse ja Halli koefitsiendi m\u00f5\u00f5tmisest valguse intensiivsuse funktsioonina. Juhtivuse-Halli koefitsiendi (\u03c3-H) k\u00f5ver n\u00e4itab p\u00f5him\u00f5tteliselt uut teavet: m\u00f5lema kandja liikuvuse erinevust. Nagu artiklis arutatakse, saab seda seost elegantsemalt v\u00e4ljendada: <\/p>\n<p><\/p>\n<p>$$display$$ \u0394\u00b5 = d (\u03c3\u00b2H)\/d\u03c3$$display$$<\/p>\n<p><\/p>\n<p>Alustades tuntud kandjate tihedusest traditsioonilisest Halli m\u00f5\u00f5tmise meetodist pimedas, saame paljastada liikuvust ja kandjate tihedust nii enamuse kui ka v\u00e4hemuse jaoks valguse intensiivsuse funktsioonina. Meeskond nimetas uut m\u00f5\u00f5tmismeetodit: kandjate lahendatud foto-Hall (Carrier-Resolved Photo Hall, CRPH). Teatud valgusintensiivsuse korral saab kandja eksisteerimise aega sarnaselt m\u00e4\u00e4rata. See seos ja seotud lahendused on peidetud peaaegu poolteist sajandit alates Halli efekti avastamisest.<\/p>\n<p><\/p>\n<p>Lisaks teoreetilistele saavutustele on ka eksperimentaalsete meetodite edusammud \u00fcliolulised selle uue meetodi t\u00f5hususe tagamiseks. Meetod n\u00f5uab puhta Hall'i signaali m\u00f5\u00f5tmist, mis v\u00f5ib olla keeruline materjalide puhul, kus Hall'i signaal on n\u00f5rk (nt madala liikuvuse t\u00f5ttu) v\u00f5i kui on olemas t\u00e4iendavad soovimatud signaalid, nagu tugeva valguse kiirguse korral. Selleks on vajalik Hall'i m\u00f5\u00f5tmine kiiresti vahelduva magnetv\u00e4lja abil. Nagu raadiot kuuldes, tuleb valida soovitud jaama sagedus, j\u00e4ttes k\u00f5rvale k\u00f5ik muud sagedused, mis toimivad nagu m\u00fcra. CRPH meetod l\u00e4heb sammu kaugemale, valides mitte ainult soovitud sageduse, vaid ka vahelduva magnetv\u00e4lja faasi meetodi kaudu, mida nimetatakse s\u00fcnkroneeritud m\u00e4\u00e4ramiseks. See vahelduv Hall'i m\u00f5\u00f5tmise kontseptsioon (oscillating Hall measurement) on ammu tuntud, kuid traditsiooniline meetod, mis kasutab elektromagnetiliste m\u00e4histe s\u00fcsteemi vahelduva magnetv\u00e4lja genereerimiseks, on olnud ebaefektiivne.<\/p>\n<p><\/p>\n<p><img decoding=\"async\" alt=\"Ava 140-aastane saladus f\u00fc\u00fcsikas\" src=\"\/wp-content\/uploads\/2019\/10\/e6b8714430280bf58702cc775353efe8.jpg\" style=\"display:block;margin: 0 auto;\" \/><\/p>\n<p><\/p>\n<h4 id=\"predshestvuyuschee-otkrytie\">Eelnev avastus<\/h4>\n<p><\/p>\n<p>Teaduses juhtub tihti, et edusammud \u00fches valdkonnas on seotud avastustega teises. 2015. aastal teatas IBM Research seni tundmatust f\u00fc\u00fcsikafeenomenist, mis on seotud uue magnetv\u00e4lja l\u00f5ksu efektiga, mida nimetatakse \"kameeli k\u00fc\u00fcruks\". See juhtub kahe ristdipooli vahel, kui need \u00fcletavad kriitilise pikkuse, nagu on n\u00e4idatud joonisel Figure 2a. Magnetiline PDL-l\u00f5ks v\u00f5ib toimida uusima platvormina mitmesuguste sensorirakenduste, n\u00e4iteks kallutusanduri, seismomeetri (maav\u00e4rina anduri) jaoks. Taolised uued sensoris\u00fcsteemid koos suurandmete tehnoloogiatega v\u00f5ivad avada mitmeid uusi rakendusi ja neid uurib IBM Researchi meeskond, mis arendab v\u00e4lja suurandmete anal\u00fc\u00fcsi platvormi nimega IBM Physical Analytics Integrated Repository Service (PAIRS), mis sisaldab suures koguses georuumilisi andmeid ja asjade Interneti (IoT) andmeid.<\/p>\n<p><\/p>\n<p>\u00dcllataval kombel on sama PDL-elementel ka teine ainulaadne rakendus. Kui see p\u00f6\u00f6rleb, toimib see ideaalse s\u00fcsteemina Halli efekti eksperimendis, et saada \u00fchesuunaline ja puhas harmooniline magnetv\u00e4lja v\u00f5nkumine (joonis Figure 2c). Mis veelgi olulisem, s\u00fcsteem pakub piisavalt ruumi, et valgustada ulatuslikku ala proovis, mis on kriitilise t\u00e4htsusega Halli efekti katsetes.<\/p>\n<p><\/p>\n<h4 id=\"vliyanie\">M\u00f5ju<\/h4>\n<p><\/p>\n<p>Uus Halli efekti meetod v\u00f5imaldab meil ekstraheerida h\u00e4mmastavalt palju teavet pooljuhtidest. Erinevalt klassikalisest Halli m\u00f5\u00f5tmisest, kus saadakse ainult kolm parameetrit, toob see uus meetod iga katsetatud valgustuse intensiivsuse kohta v\u00e4lja seitse parameetrit. Nende hulka kuuluvad nii elektronide kui ka auku liikuvus; nende kandjate kontsentratsioon valguse m\u00f5jul; rekombinatsiooni eluiga; ja difusioonipikkus elektronide, aukude ja ambipolaarse t\u00fc\u00fcbi jaoks. Seda k\u00f5ike saab korrata N korda (st katsetes kasutatavate kiirusparameetrite hulk). <\/p>\n<p><\/p>\n<p>Uus avastus ja tehnoloogia aitavad edendada pooljuhtide saavutusi nii olemasolevates kui ka arenevates tehnoloogiates. Meil on n\u00fc\u00fcd teadmised ja t\u00f6\u00f6riistad, mis on vajalikud pooljuhtmaterjalide f\u00fc\u00fcsikaliste omaduste v\u00e4ga detailseks v\u00e4ljav\u00f5tmiseks. N\u00e4iteks aitab see kiirendada j\u00e4rgmise p\u00f5lvkonna pooljuhttehnoloogia arengut, sealhulgas paremaid p\u00e4ikesepaneele, paremaid optoelektroonika seadmeid ning uusi materjale ja seadmeid
