Le prestazioni dei processori del futuro saranno misurate dalla complessit\u00e0, o meglio, dalla complessit\u00e0 delle soluzioni. Pi\u00f9 funzioni saranno assegnate a un piccolo chip del processore, pi\u00f9 potente ed efficiente sar\u00e0 l'intera piattaforma. Il processore stesso diventer\u00e0 una piattaforma composta da una moltitudine di cristalli eterogenei, collegati tramite un bus ad alta velocit\u00e0, che non sar\u00e0 affatto inferiore (in termini di velocit\u00e0 e consumo) rispetto a un singolo cristallo monolitico. In altre parole, il processore diventer\u00e0 sia la scheda madre che un insieme di schede di espansione, includendo memoria, periferiche e altro.<\/p>\n<p><img decoding=\"async\" alt=\"Intel ha presentato nuovi strumenti per l&#039;imballaggio multi-chip dei chip.\" src=\"\/wp-content\/uploads\/2019\/07\/4785956c4a16627ae41d16951e19e579.jpg\" style=\"display:block;margin: 0 auto;\" \/><\/p>\n<p>L'azienda Intel ha gi\u00e0 dimostrato l'implementazione di due tecnologie proprietarie per il packaging spaziale di cristalli eterogenei in un unico involucro. Queste sono le tecnologie EMIB e <noindex><a rel=\"nofollow noopener noreferrer\" href=\"https:\/\/3dnews.ru\/979542\" target=\"_blank\">Foveros<\/a><\/noindex>Il primo consiste in interfacce bridge integrate nel substrato \"montante\" per la disposizione orizzontale dei cristalli, mentre il secondo \u00e8 una disposizione tridimensionale o stacked dei cristalli che utilizza, tra l'altro, canali verticali di metallizzazione TSV. Grazie alla tecnologia EMIB, l'azienda produce FPGA di terza generazione Stratix X e processori ibridi Kaby Lake G, mentre la tecnologia Foveros sar\u00e0 implementata in prodotti commerciali nella seconda met\u00e0 dell'anno corrente. Essa combina la tecnologia di ponti interfaccia EMIB a basso costo con i chiplet Foveros. Le strutture stacked multi-chip Foveros possono essere collegate tramite link orizzontali EMIB in sistemi complessi senza compromettere la larghezza di banda e le prestazioni. In Intel sostengono che le latenze e la larghezza di banda di tutte le interfacce multi-livello non siano inferiori a quelle di un chip monolitico. In effetti, grazie alla densit\u00e0 di posizionamento massima di chip eterogenei, le prestazioni complessive e l'efficienza energetica della soluzione e delle interfacce saranno addirittura superiori rispetto a una soluzione monolitica.<\/p>\n<p>La tecnologia Co-EMIB sar\u00e0 utilizzata per la prima volta nella produzione di processori ibridi Intel per il supercomputer Aurora, previsto per la consegna alla fine del 2021 (un progetto congiunto tra Intel e Cray). Il prototipo del processore \u00e8 stato mostrato a SEMICON West come uno stack di 18 piccoli chip su un grande chip (Foveros), di cui due erano connessi orizzontalmente tramite connessione EMIB.<\/p>\n<p>La seconda delle tre nuove tecnologie per l'imballaggio spaziale dei chip Intel \u00e8 chiamata Omni-Directional Interconnect (ODI). Questa tecnologia non \u00e8 altro che l'uso di interfacce EMIB e Foveros per la connessione elettrica orizzontale e verticale dei chip. La decisione di evidenziare ODI come punto a parte \u00e8 stata determinata dal fatto che l'azienda ha implementato l'alimentazione dei chiplet nello stack tramite connessioni TSV verticali. Questo approccio consentir\u00e0 una distribuzione pi\u00f9 efficiente dell'alimentazione. Si tratta di un bus Advanced Interface Bus (AIB) come livello fisico per lo scambio di segnali intercristallo. In realt\u00e0, \u00e8 la seconda generazione del bus AIB, che Intel sta sviluppando su incarico della DARPA. La prima generazione dell'AIB \u00e8 stata presentata nel 2017 con la possibilit\u00e0 di trasmettere dati a una velocit\u00e0 di 2 Gb\/s per ogni contatto. Il bus MDIO garantir\u00e0 uno scambio a una velocit\u00e0 di 5,4 Gb\/s. Questo collegamento diventer\u00e0 un concorrente del bus TSMC LIPINCON. La velocit\u00e0 di scambio del LIPINCON \u00e8 maggiore - 8 Gb\/s, ma l'Intel MDIO ha un valore di densit\u00e0 Gbyte\/s per millimetro pi\u00f9 alto: 200 contro 67, quindi Intel dichiara di aver
