Le prestazioni dei processori futuri saranno misurate dalla complessit\u00e0, o meglio, dalla complessit\u00e0 delle soluzioni. Maggiore sar\u00e0 il numero di funzioni assegnate a un piccolo chip del processore, pi\u00f9 potente ed efficiente sar\u00e0 l'intera piattaforma. Inoltre, il processore stesso diventer\u00e0 una piattaforma composta da diversi cristalli eterogenei, collegati tramite un bus ad alta velocit\u00e0, che non sar\u00e0 inferiore (in termini di velocit\u00e0 e consumo) a un solo cristallo monolitico. In altre parole, il processore diventer\u00e0 sia la scheda madre che una serie di schede di espansione, inclusa la memoria, le periferiche e altro.<\/p>\n<p><img decoding=\"async\" alt=\"Intel ha presentato nuovi strumenti per il confezionamento multichip dei chip\" src=\"\/wp-content\/uploads\/2019\/07\/4785956c4a16627ae41d16951e19e579.jpg\" style=\"display:block;margin: 0 auto;\" \/><\/p>\n<p>L'azienda Intel ha gi\u00e0 dimostrato l'implementazione di due tecnologie proprietarie per l'imballaggio spaziale di cristalli diversi in un unico contenitore. Queste tecnologie sono EMIB e <noindex><a rel=\"nofollow noopener noreferrer\" href=\"https:\/\/3dnews.ru\/979542\" target=\"_blank\">Foveros<\/a><\/noindex>. La prima consiste in ponti-interfaccia integrati nel supporto di montaggio per la disposizione orizzontale dei chip, mentre la seconda \u00e8 una disposizione tridimensionale o impilata dei chip che utilizza, tra l'altro, canali di metallizzazione verticali attraverso (TSVs). Attraverso la tecnologia EMIB, l'azienda produce FPGA della generazione Stratix X e processori ibridi Kaby Lake G, mentre la tecnologia Foveros sar\u00e0 implementata in prodotti commerciali nella seconda met\u00e0 di quest'anno. Ad esempio, verranno lanciati processori per laptop Lakefield grazie a questa tecnologia.<\/p>\n<p>Senza dubbio, Intel non si fermer\u00e0 qui e continuer\u00e0 a sviluppare attivamente tecnologie di imballaggio avanzato dei cristalli. Anche i concorrenti stanno seguendo questa strada. Sia <noindex><a rel=\"nofollow noopener noreferrer\" href=\"https:\/\/3dnews.ru\/969311\" target=\"_blank\">TSMC<\/a><\/noindex>che Samsung stanno sviluppando tecnologie per l'imballaggio spaziale di cristalli (chiplet) e intendono continuare a sfruttare le nuove opportunit\u00e0.<\/p>\n<p><img decoding=\"async\" alt=\"Intel ha presentato nuovi strumenti per il confezionamento multichip dei chip\" src=\"\/wp-content\/uploads\/2019\/07\/66d9fbe6807e5fa72b1c7895a1e6ed56.jpg\" style=\"display:block;margin: 0 auto;\" \/><\/p>\n<p>Recentemente, durante la conferenza SEMICON West, Intel ha di nuovo <noindex><a rel=\"nofollow noopener noreferrer\" href=\"https:\/\/newsroom.intel.com\/news\/intel-unveils-new-tools-advanced-chip-packaging-toolbox\/#gs.o1sfv2\" target=\"_blank\">mostrato<\/a><\/noindex>, che le sue tecnologie per l'imballaggio multi-chip stanno avanzando a buoni ritmi. Durante l'evento sono state presentate tre tecnologie, la cui realizzazione avverr\u00e0 a breve. Va detto che tutte e tre le tecnologie non diventeranno standard industriali. Intel conserva tutte le proprie innovazioni e le offre solamente ai clienti per la produzione su contratto.<\/p>\n<p><center><\/center><br \/>\n<center><div class=\"youtube-placeholder\" data-id=\"NZ8t2zdTo2c\" onclick=\"loadVideo(this)\">\r\n        <img decoding=\"async\" src=\"https:\/\/img.youtube.com\/vi\/NZ8t2zdTo2c\/hqdefault.jpg\" alt=\"Riproduci video\" loading=\"lazy\" width=\"480\" height=\"360\" style=\"width:100%;height:auto;\">\r\n        <div class=\"play-button\"><\/div>\r\n    <\/div><\/center><\/p>\n<p>La prima delle tre nuove tecnologie per l'imballaggio spaziale dei chiplet \u00e8 stata dichiarata Co-EMIB. Questa combina la tecnologia dei ponti d'interfaccia a basso costo EMIB con chiplet Foveros. Le strutture impilate multi-chip Foveros possono essere collegate tramite link orizzontali EMIB in sistemi complessi senza compromettere la larghezza di banda e le prestazioni. In Intel sostengono che le latenze e la larghezza di banda di tutte le interfacce multi-livello non saranno inferiori a quelle di un cristallo monolitico. Infatti, grazie alla densit\u00e0 massima di disposizione dei cristalli eterogenei, le prestazioni complessive e l'efficienza energetica della soluzione e delle interfacce saranno persino superiori a quelle di una soluzione monolitica.<\/p>\n<p>La tecnologia Co-EMIB potrebbe essere realizzata per la produzione di processori ibridi Intel destinati al supercomputer Aurora, previsto per la consegna alla fine del 2021 (un progetto congiunto tra Intel e Cray). Il prototipo del processore \u00e8 stato mostrato a SEMICON West come uno stack di 18 piccoli cristalli su un singolo grande cristallo (Foveros), dove una coppia era collegata orizzontalmente tramite connessione EMIB.<\/p>\n<p>La seconda delle tre nuove tecnologie di imballaggio spaziale dei chip di Intel si chiama Omni-Directional Interconnect (ODI). Questa tecnologia non \u00e8 altro che l'uso delle interfacce EMIB e Foveros per il collegamento elettrico orizzontale e verticale dei cristalli. L'importanza di ODI come punto separato deriva dal fatto che l'azienda ha implementato l'alimentazione dei chiplet nello stack tramite collegamenti verticali TSV. Questo approccio consentir\u00e0 una distribuzione efficace dell'alimentazione. Inoltre, la resistenza dei canali TSV da 70 micrometri per l'alimentazione \u00e8 stata sostanzialmente ridotta, il che diminuir\u00e0 il numero di canali necessari per l'alimentazione e liberer\u00e0 spazio sul cristallo per transistor (ad esempio).<\/p>\n<p><center><div class=\"youtube-placeholder\" data-id=\"JZt4rqzGuHs\" onclick=\"loadVideo(this)\">\r\n        <img decoding=\"async\" src=\"https:\/\/img.youtube.com\/vi\/JZt4rqzGuHs\/hqdefault.jpg\" alt=\"Riproduci video\" loading=\"lazy\" width=\"480\" height=\"360\" style=\"width:100%;height:auto;\">\r\n        <div class=\"play-button\"><\/div>\r\n    <\/div><\/center><\/p>\n<p>Infine, Intel ha presentato la tecnologia di interconnessione tra chip MDIO per l'imballaggio tridimensionale. Si tratta di un bus Advanced Interface Bus (AIB) di livello fisico per lo scambio di segnali tra chip. In realt\u00e0, questo \u00e8 la seconda generazione del bus AIB, sviluppato da Intel su richiesta della DARPA. La prima generazione AIB \u00e8 stata introdotta nel 2017, con la possibilit\u00e0 di trasmettere dati a una velocit\u00e0 di 2 Gbps per contatto. Il bus MDIO garantir\u00e0 uno scambio a una velocit\u00e0 di 5,4 Gbps. Questo link diventer\u00e0 un concorrente del bus TSMC LIPINCON. La velocit\u00e0 di scambio di LIPINCON \u00e8 maggiore \u2013 8 Gbps, ma Intel MDIO ha una densit\u00e0 pi\u00f9 alta di Gbyte\/s per millimetro: 200 contro 67, quindi Intel dichiara di aver
