Un vero e proprio avanzamento \u00e8 avvenuto circa 20 anni fa con la memoria di tipo NAND, anche se il suo sviluppo era iniziato circa 20 anni prima. Oggi, a quasi mezzo secolo dall'inizio delle ricerche su larga scala, dalla produzione e dai costanti sforzi per il miglioramento della memoria NAND, questo tipo di memoria \u00e8 vicino al limite delle sue possibilit\u00e0 di sviluppo. \u00c8 necessario preparare il terreno per il passaggio a un altro tipo di cella di memoria con migliori caratteristiche energetiche, di velocit\u00e0 e altro. Nel lungo termine, un tale tipo di memoria potrebbe essere la memoria segnetolettrica di nuova generazione.<\/p>\n<p><img decoding=\"async\" alt=\"I ricercatori del MIPT hanno fatto un passo verso la creazione di una nuova &#039;chiavetta USB&#039;\" src=\"\/wp-content\/uploads\/2019\/11\/decafd3e34f3cbc8fbea7600e3953312.jpg\" style=\"display:block;margin: 0 auto;\" \/><\/p>\n<p>I segnetolettrici (nella letteratura straniera viene utilizzato il termine ferrolettrici) sono dielettrici che hanno memoria del campo elettrico applicato o, in altre parole, si caratterizzano per la polarizzazione residua delle cariche. La memoria basata su segnetolettrici non \u00e8 qualcosa di nuovo. La sfida era ridurre la scala delle celle segnetolettriche a livello nanometrico.<\/p>\n<p>Tre anni fa, i ricercatori del MIPT <noindex><a rel=\"nofollow noopener noreferrer\" href=\"https:\/\/3dnews.ru\/931429\" target=\"_blank\">hanno presentato<\/a><\/noindex> la tecnologia di fabbricazione di materiali a film sottile per memoria segnetolettrica basata su ossido di hafnio (HfO2). Questo non \u00e8 un materiale unico. Questo dielettrico \u00e8 stato utilizzato per anni per realizzare transistor a gate metallico in processori e in altra logica digitale. Sulla base dei film policristallini di ossidi di hafnio e zirconio proposti dal MIPT con uno spessore di 2,5 nm, \u00e8 stato possibile creare giunzioni con propriet\u00e0 segnetolettriche.<\/p>\n<p><center><\/center><\/p>\n<p>Per utilizzare i condensatori segnetoelettrici (come vengono chiamati al MIPT) come celle di memoria, \u00e8 necessario ottenere la polarizzazione massima possibile, il che richiede uno studio dettagliato dei processi fisici nel nanoscale. In particolare, \u00e8 fondamentale avere una comprensione della distribuzione del potenziale elettrico all'interno dello strato quando viene applicata una tensione. Fino a tempi recenti, gli scienziati potevano contare solo sugli strumenti matematici per descrivere il fenomeno, e solo ora \u00e8 stata realizzata una metodologia che ha letteralmente permesso di curiosare all'interno del materiale durante il processo del fenomeno.<\/p>\n<p><img decoding=\"async\" alt=\"I ricercatori del MIPT hanno fatto un passo verso la creazione di una nuova &#039;chiavetta USB&#039;\" src=\"\/wp-content\/uploads\/2019\/11\/4ed4dcfea256213964ca7e9c4978563e.jpg\" style=\"display:block;margin: 0 auto;\" \/><\/p>\n<p>La metodologia proposta, che si basa sulla spettroscopia fotoelettronica a raggi X ad alta energia, potrebbe essere implementata solo su impianti specializzati (acceleratori-sincrotroni). Uno di questi si trova ad Amburgo (Germania). Tutti gli esperimenti con i \"condensatori segnetoelettrici\" realizzati al MIPT basati su ossido di hafnio si sono svolti in Germania. L'articolo sul lavoro svolto \u00e8 stato pubblicato in <noindex><a rel=\"nofollow noopener noreferrer\" href=\"https:\/\/pubs.rsc.org\/en\/content\/articlelanding\/2019\/NR\/C9NR05904K#!divAbstract\" target=\"_blank\">Nanoscale<\/a><\/noindex>.<\/p>\n<p>\u00abI condensatori segnetoelettrici creati nel nostro laboratorio, se utilizzati per la produzione industriale di celle di memoria non volatile, possono garantire 10^{10} cicli di riscrittura \u2014 cento volte pi\u00f9 di quanto consentito dalle moderne chiavette USB\u00bb, afferma&nbsp; Andrey Zenkevich, uno degli autori del lavoro e responsabile del laboratorio di materiali funzionali e dispositivi per la nanoelettronica del MIPT.
